SEM

(Scanning Electron Microscope)

Electron의 High energy beam으로 샘플 표면을 스캐닝하는 방식.

Electron이 샘플의 atom과 interact하여 샘플의 표면에 대한 정보를 담고 있는 신호를 만들어냄.

SEM에 의해 만들어진 신호는 secondary electrons, back scattered electrons (BSE), characteristic x-rays,

light (cathodoluminescence), specimen current and transmitted electrons 등이 있는데

보통 이 모두를 detect하는 single machine은 없다.

Resist

회로 패턴을 반도체기판으로 전달하기 위한 얇은 레이어. 반도체기판 위에 놓여있음.(deposited)

Resist Deposition -> Soft Bake(at low tem.) -> Exposure -> Development -> Post-Exposure Bake

-> Processing through the resist pattern -> Resist Stripping 의 과정으로 processing

 E-beam Lithography

Electron beam으로 Litho하는 것. Phtolithography에 존재하는 빛의 diffraction limit를 극복할 수 있기 때문에

더 정밀하게(nanometer 사이즈까지) 작업할 수 있다. 대신에 시간이 오래 걸리는 단점이 있음.

오래된 시스템은 Gaussian-shaped beam을 이용하여 raster fashion으로 beam을 스캔하였다.

더 최근의 시스템은 writing field안의 다양한 위치로 deflection되는 beam을 사용한다.

Lithography

Smooth한 평면에 돌(Lithographic Limestone)이나 메탈등으로 프린팅하는 방법.

PMMA

E-beam litho에 resist로 사용할 수 있다.

Ultra-high resolution 패턴을 만들 수 있는 high current positve resist이다.(양각?)

Sensitivity나 dry etch resistance는 좋지 않다.
